Ballistic mobility and saturation velocity in low-dimensional nanostructures

چکیده
Ohm’s law, a linear drift velocity response to the applied electric field, has been and continues to be the basis for characterizing, evaluating performance, and designing integrated circuits, but is shown not to hold its supremacy as channel lengths are being scaled down. In the high electric field, the collision-free ballistic transport is predicted, while in low electric field the transport remains predominantly scattering-limited in a long-channel. In a micro/nano-circuit, even a low logic voltage of 1V gives an electric field that is above its critical value ec (ebec) triggering non-ohmic behavior that results in ballistic velocity saturation. The saturation velocity is an appropriate thermal velocity for a nondegenerate and Fermi velocity for a degenerate system with given dimensionality. A quantum emission may lower this ballistic velocity. The collision-free ballistic mobility in the ohmic domain arises when the channel length is smaller than the mean free path. The results presented will have a profound influence in interpreting the data on a variety of low-dimensional nanostructures. & 2008 Elsevier Ltd. All rights reserved.

P-Type Silicon Nanowire Transistor Modeling
The presented model based on the quantum confinement and high electric filed effect illustrates velocity approach to the modeling of a P-type silicon nanowire transistor. It has been clarified that the intrinsic velocity of nanowire and other hetero-structure field-effect transistors (FETs) is governed by the transit time of holes (electrons). The length of the channel for ballistic channel is ...
متن کاملProposal of a physics-based compact model for nanoscale MOSFETs including the transition from drift-diffusion to ballistic transport
We present an analytical model for nanoscale MOSFETs capable to describe the transition from drift-diffusion to ballistic transport. We start from a closed-form model of ballistic Fully Depleted SOI (FDSOI) and Double Gate (DG) MOSFETs with non degenerate statistics, and, on the basis of the Büttiker interpretation of dissipative transport in terms of virtual voltage probes, we show that a long...
متن کاملScattering-limited and ballistic transport in a nano-CMOS circuit
The mobility and saturation velocity in the nanoscale metal oxide semiconductor field effect transistor (MOSFET) are revealed to be ballistic; the former in a channel whose length is smaller than the scattering-limited mean free path. The drain-end carrier velocity is smaller than the ultimate saturation velocity due to the presence of a finite electric field at the drain. The current-voltage c...
متن کاملElectric-field-dependent charge-carrier velocity in semiconducting carbon nanotubes.
Charge transport in semiconducting single-walled nanotubes (SWNTs) with Schottky-barrier contacts has been studied at high bias. We observe nearly symmetric ambipolar transport with electron and hole currents significantly exceeding 25 microA, the reported current limit in metallic SWNTs due to optical phonon emission. Four simple models for the field-dependent velocity (ballistic, current satu...
متن کاملMonte Carlo simulation of ballistic transport in high-mobility channels
By means of Monte Carlo simulations coupled with a two-dimensional Poisson solver, we evaluate directly the possibility to use high mobility materials in ultra fast devices exploiting ballistic transport. To this purpose, we have calculated specific physical quantities such as the transit time, the transit velocity, the free flight time and the mean free path as functions of applied voltage in ...
